IGBT introduced by Hans W. Becke and Carl F. Wheatley in 1980.

IGBT is a hybrid device which combines MOSFET and BJT is formed by adding a p+ collector layer on the drain drift layer of a power MOSFET. 

IGBT is widely used in medium power applications such as DC and AC motor drives, power supplies, relays, UPS systems, and conductors.
